- 본 발명은 웨이퍼상 반도체 박막의 결함 특성의 분포 및 균일도를 분석하기 위하여 펨토초 레이져를 이용한 광 여기된 캐리어의 재결합 과정을 테라헤르츠파의 투과 및 반사의 시분해 측정을 통하여 분석하는 방법에 관한 것으로서, 더욱 상세하게는 웨이퍼내 여러 point에 대하여 펨토초 레이저를 이용하여 광 여기된 캐리어의 결함 밀도에 따른 재결합 시상수 변화를 테라헤르츠파의 투과율 또는 반사율의 시분해 측정을 통하여 분석하여 웨이퍼내 반도체 결함의 분포 및 균일도를 분석하는 방법이다.
