- 본 발명은 웨이퍼상 3차원 구조를 가지고 패턴화 된 3차원 반도체 구조의 결함을 분석하는 방법에 관한 것으로서, 더욱 상세하게는 평면 또는 3차원 구조를 가지고 패턴화 된 반도체 구조체에 대하여 다양한 파장 및 각도로 입사 된 펨토초 레이저에 의해 광 여기된 캐리어의 결함 밀도에 따른 재결합 시상수 변화를 테라헤르츠의 투과율 또는 반사율로 분석하여 평면 및 3차원 구조로 패턴화된 반도체 구조체 내에서의 결함의 밀도 및 밀도의 공간적 분포를 분석하는 방법이다.
