- 본 발명은 반도체의 특성 중 결함농도를 비접촉-비파괴적으로 북석하기 위하여 펨토초 레이져를 이용하여 광 여기된 캐리어의 재결합 과정을 테라헤르츠파의 투과 및 반사의 시분해 측정을 통하여 분석하는 방법에 관한것으로서, 더욱 상세하게는 화합물 반도체의 광여기된 캐리어의 재결합 속도를 분석하여 화합물 반도체의 결함의 밀도 및 종류를 분리하여 분석하고 공정을 모니터링하고 제어하는 방법에 관한 것이다.
